展开了高k栅介质厚度对MOS器件特性影响的数值模拟研究.利用有限元数值分析手段,分析了栅介质厚度对MOS管驱动电流和阈值电压的影响,得到在不同栅介质厚度值情况下对应的输出特性曲线和转移特性曲线以及不同k值下的漏端电流.结果表明,减小栅介质层厚度,MOS管的驱动电流持续增加,阈值电压也显著下降.同时,在一定范围内随着k值的增大MOS管的漏端电流持续增加.  相似文献

本文就MOS-FET的高频等效模型对MOS-FET共源极放大器的频率计算特性进行了系统分析,并与双极型晶体管放大器相比较,得出了几点重要结论:MOS管有很高的输入电阻.因此在相同的输人电容影响下,很高的输入电阻将影响其高频响应变差;MOS管用作放大时不能象双极管那样大的电压放大倍数;MOS冒产生的电噪声比双极型管要小,故适应于低噪声放大器的输入极。  相似文献

采用新型CMOS电流反馈运算放大器以及电阻和电容元件模拟无源LC梯型高通滤波器电路,得到了一种高频特性优良的容易全集成的连续时间有源全极点高通滤波器。以三阶高通滤波器的实际电路为例用OrCAD软件进行了MOS管级的计算机仿真,结果表明本文所出的电路方案是正确可行的。这种技术在高频高速模拟集成电路的设计中有较大的实用价值。  相似文献

通过对NMOS和PMOS场效应晶体管在^60coγ射线下的辐照实验,研究辐照对不同宽长比(W/L)及不同偏置电压下的MOS管的阈值电压及其转移特性的影响。实验证明辐照使MOS管的阈值电压负向漂移,辐照时非零栅源电压引起的MOS管阈值电压漂移明显大于零栅源电压情况,宽长比对阈值电压漂移量影响不大。  相似文献

J.Hopfied教授于上世纪80年代提出的Hopfied神经模型,为人工神经网络的研究带来了长期萧条后的复苏,并且还提出了物理地实现此种模型的途径,极大地推动了神经网络的发展。然而,模型中Tij=Tji物理实现上的困难阻碍了该模型的应用,为此很多学者尽管提出了很多实现方法,但一直没有找到精确实现的途径。从MOS管的基本特性出发,本文提出了“神经元输出电压互控栅极、用MOS-FET管漏源极电阻模拟神经元权值”的新技术,并对其特性进行了讨论,为物理地精确实现Tij=Tji找到了新的途径。  相似文献

针对功率MOSFET关断时寄生参数对死区时间的影响问题,基于SIMPLIS仿真软件和MOSFET的特点,建立MOSFET的仿真分析模型,并研究MOSFET寄生参数与电路中米勒平台及关断时间的关系。建立MOSFET的寄生电容分段线性模型,应用Matlab软件实现参数的对比分析,根据内部器件的工作原理确定其转移特性和输出特性,利用图像数据获取MOSFET的等效模型,采用MOSFET搭建LLC谐振变换器电路,通过不同条件下的仿真实验,得到寄生参数的影响规律。一系列的仿真训练能够有效提高学生的仿真实践能力。  相似文献

These studies investigated two hundred and forty-four 24- and 30-month-olds' sensitivity to generic versus nongeneric language when acquiring knowledge about novel kinds. Toddlers were administered an inductive inference task, during which they heard a generic noun phrase (e.g., "Blicks drink milk") or a nongeneric noun phrase (e.g., "This blick drinks milk") paired with an action (e.g., drinking) modeled on an object. They were then provided with the model and a nonmodel exemplar and asked to imitate the action. After hearing nongeneric phrases, 30-month-olds, but not 24-month-olds, imitated more often with the model than with the nonmodel exemplar. In contrast, after hearing generic phrases, 30-month-olds imitated equally often with both exemplars. These results suggest that 30-month-olds use the generic/nongeneric distinction to guide their inferences about novel kinds.  相似文献

Since the 1997 Dearing Report generic skills development has become an essential part of higher education in the UK. Generic skills programmes are, in the main, either run in parallel with existing curricula or ‘embedded’ within them. In 1993 the General Medical Council introduced student selected components (SSCs) into the UK medical curriculum with the intention of ‘embedding’ generic skills into undergraduate medical study. The SSC programme at Leeds School of Medicine was designed to develop specific generic skills in early focused projects and then allow students to practise these skills in clinical settings in later projects. In order to evaluate this programme, a methodology was devised to map the generic skills curriculum to an externally derived consensus on SSC outcomes. English's model, mapping ‘declared’, ‘delivered’ and ‘learned’ curricula, was used and a fourth, ‘assessed’ map added to check the ‘alignment’ of the curriculum through all its stages. Data for the maps were gathered from curriculum documentation, project supervisors and students using document scrutiny, questionnaires, interviews and focus groups. The methodology was run over a complete academic year for the entire programme. It proved valuable for mapping any ‘embedded’ generic skills programme to evaluate its success by collecting data from all stakeholders.  相似文献

Due to the call for accountability in higher education, the focus on assessment of learning outcomes at the end of programmes has increased. The need for deep understanding and univocal interpretation of intended generic and specific competences by teaching staff cannot be underestimated when it comes to quality outcome assessment. The purpose of this study is to review which interpretation the literature gives to ten generic competences related to level of bachelor's degree and their content-related interconnections. Therefore, a compilation of literature reviews – one review per generic competence – was conducted. Between 8 and 36 peer-reviewed articles per competence were included. This review study results in a set of criteria and standards related to ten generic competences, representing the proficiency level of a bachelor's degree, and a model that expresses the interconnection between the selected generic competences. The theoretical inference and the usability of this set and model are the focus of the discussion.  相似文献

Noise and linearity performances are critical characteristics for radio frequency integrated circuits (RFICs), especially for low noise amplifiers (LNAs). In this paper, a detailed analysis of noise and linearity for the cascode architecture, a widely used circuit structure in LNA designs, is presented. The noise and the linearity improvement techniques for cascode structures are also developed and have been proven by computer simulating experiments. Theoretical analysis and simulation results showed that, for cascode structure LNAs, the first metallic oxide semiconductor field effect transistor (MOSFET) dominates the noise performance of the LNA, while the second MOSFET contributes more to the linearity. A conclusion is thus obtained that the first and second MOSFET of the LNA can be designed to optimize the noise performance and the linearity performance separately, without trade-offs. The 1.9GHz Complementary Metal-Oxide-Semiconductor (CMOS) LNA simulation results are also given as an application of the developed theory.  相似文献

以MOSFET作为主要功率开关管,应用于200 V输入的全桥逆变电路中,分析了电路的工作特点及MOSFET驱动电路的设计要求,以及针对开通关断过程所需的电气特性,设计了一种采用光耦隔离、IR2113控制的MOSFET高速驱动电路.实验结果证明了设计的可行性,测试数据和波形该MOSFET驱动电路具有电气隔离性能优良、驱动能力和抗干扰能力强等特点,目前该电路已成功应用在一台逆变器实验样机中,运行稳定.电路设计对IGBT等其他电压控制型功率开关器件的驱动也有一定的借鉴意义.  相似文献
